摘要
基于激光器速率方程和等效电路模型对激光器高频响应特性进行分析,提出了一种采用激光器频率响应扣除法提取有源区本征响应和预测激光器整体频率响应的仿真新方法.用该方法对实验样品的高频调制响应进行了仿真,仿真结果与实际测量数据相吻合.
A new simulation method is proposed.The method is based on analysis of the high frequency modulation response of a laser by utilizing rate equations and an equivalent circuit model.It uses subtraction to extract the intrinsic response and to estimate the frequency response of the laser during simulation.The simulation results show good agreement with measurements.
