摘要
本文提出一种从常温下的ＧａＡｓＭＥＳＦＥＴ的Ｓ多数得到液氮温度下的Ｓ参数的方法。首先用给定的常温下Ｓ参数提取出等效电路参数，然后根据已有的实验观测结果得到各参数在液氮温度下的近似线性变化规律，最后得到液氮温度下的Ｓ参数，与文献结果相比一致性较好。
A method to obtain S parameter of a GaAs MESFET at liquid nitrogen temperature fromthat at normal temperature is presented。Firstly,parameters of equivalent circuit(ECPs)are extractedfrom the given S parameter at normal temperature,Secondly,the temperature dependent coefficientsof ECPs are determined according to the experimental results,At last,S parameters at liquid nitrogentemperature can be obtained.Comparison of calculated data and publlshed data shows good agreement。
