摘要
基于尺寸依赖的熔化温度模型,建立介电常数的尺寸、成分效应模型.模型预测结果表明,纳米晶体的介电常数随尺寸的减小而减小,并且不同维度的纳米晶体呈现不同的下降趋势.对于纳米半导体合金,随着尺寸的增加,介电常数随成分的变化由直线变为曲线,表现出非线性关系.模型预测结果与实验结果的一致性表明模型的有效性.
Based on a size dependent melting temperature model,the model of size and composition effects on the dielectric constant is established.It is found that depending on the dimension of nanocrystals,dielectric constant decreases with different trend as size drops.For semiconductor nanoalloys,dielectric constant is a nolinear function of composition with the size increase.The theoretical prediction agrees approximately with experimental results of semiconductor nanocrystals in alloys or compounds,which shows the effectiveness in the application.
